Members of the ZOTERAC consortium have published the first demonstration of a Quantum Cascade Detector based on m-plane ZnO/ZnMgO! The devices work at 2.8 µm up to room temperature with a calibrated peak responsivity of 0.15 mA/W. The full text of the publication is freely available here.
Photocurrent spectra at 77K for TM- and TE-polarized light of a 100x100 µm2 QCD. The dip at 400meV is due to CO2 absorption.
